摘要:本发明提供一种即使卤素元素从膜形成材料中分离也能一边抑制由卤素元素的缺乏所引起的弊端一边进行成膜的卤素化合物的成膜方法及成膜装置。具体地说,使卤素化合物构成的膜的材料从蒸发源(3)蒸发,同时通过从高频电源单元(11)输出并经过衬底支架(2)而供给的高频功率使之离子化,使离子化的膜的材料被析出到衬底(5)上进行成膜。而且,通过从偏置电源单元(12)输出并施加到衬底支架(2)上的偏置电压,将从卤素化合物的离子中分离的卤素元素的离子吸入衬底(5)。

主权项:1.一种卤素化合物的成膜方法,其特征在于,具有以下步骤:在设于真空室内的偏置供给电极的前面配置基材;将所述偏置供给电极作为一个电极来供给高频电压,使所述真空室内产生等离子;向所述偏置供给电极施加具有负的平均值并且以最大值超过基于所述高频电压的自偏置的波形而变化的偏置电压,由此,将所述蒸发的膜的材料离子化而被析出在所述基材上,在该基材上形成卤素化合物构成的膜。
