摘要:一种膜厚测定装置,使第一及第二能量之电子束照射在需测量且形成在基板上之一薄膜,当基板被具有一第一能量之一第一电子束所照射,测量流入基板之电流的第一基板电流值,以及当基板被具有一第二能量之一第二电子束所照射,测量流入基板之电流的第二基板电流值。膜厚测定装置取得参考资料,上述参考资料显示膜厚与参考函数之间的关系,其中该参考函数为变量,包括第一基板电流值,当具有第一能量之第一电子束照射在一标准样品之薄膜,以及第二基板电流值,当具有第二能量之第二电子束照射在该标准样品之薄膜,且根据该第一测试基板电流值与该第二测试基板电流值,并参考该参考资料,计算出需测量之膜厚。
