摘要:本发明公开了一种肖特基二极管等效电路模型,不仅包括肖特基二极管的单体部分模型,同时包括和肖特基二极管的单体部分串联的寄生电阻和寄生电感部分。在模型的二个端口部分,分别并联了寄生PN结结构以及寄生的硅衬底结构。该模型完整地包括了涉及肖特基二极管物理结构的各个部分对肖特基二极管直流及高频电学特性的影响,因此可直接用于肖特基二极管直流及高频的电路仿真,可方便地用来模拟肖特基二极管直流及高频的电学特性。本发明还提出了基于上述模型的测试流程和参数提取方法,可较大地提高肖特基二极管等效电路电学模型参数的提取效率和模型对器件电学特性的拟合效果。

主权项:一种肖特基二极管等效电路模型;其特征在于,包括:N阱端和金属端之间依次串联电感L1、电阻R1、单体肖特基二极管D1、电阻R2、电感L2;所述单体肖特基二极管D1两端并联一个肖特基二极管寄生电容C4;所述的N阱端经过反向的N阱与P衬底寄生二极管D2及并联的硅衬底寄生电阻R3和硅衬底寄生电容C1与地连接;所述的金属端经过布线介质寄生电容C3及并联的硅衬底寄生电阻R4和硅衬底寄生电容C2与地连接。
